FME1: FemShep. The other female characters didn't seem to be that well developed. I suppose I could say Tali, since she was made of pure cuteness, but she was a bit of a walking codex.
MME1: Wrex (badass) and Lorik Qui'in (one classy gentleman).
FME2: Samara. Something about her is especially intriguing, even though her outfit is stupid and I don't agree with her Code. Runner-up is Kasumi, who's impossible not to like.
MME2: Garrus, who took a crash-course in awesome, and Mordin, who really impressed me as a character.

FME1: Ashley. Badass woman with poetry is badass. But she does have nice ass.![=]](https://lvlt.forum.bioware.com/public/style_emoticons/default/sideways.png)
MME1: Wrex. Why? Wrex... Shepard.
FME2: Really hard to choose. Really love Tali, but Jack and Miranda are great too. Not to forget Samara either. Can't choose.
MME2: Garrus. High five my old sniper buddy. Oh, yeah... You have 3 fingers.
Honorable mention: Legion, since he doesn't have gender, though I can't stop calling him "he".

I always used masculinity or feminimity for characters, to deal with the asari/geth who don't have a gender as they reproduce asexually.
--ME1--
Masculine: Urdnox Wrex
Feminine: Dr. Liara T'Soni
--ME2--
Masculine: Dr. Mordin Solus
Feminine: Dr. Liara T'Soni
Legion is a very strong contender for one of my favorite ME2 characters, however, I really don't get to spend much time with him (only two missions, plus some brief side conversation). I think that if we were able to recruit Legion earlier (damn you Xbox360) then he would be a match for Mordin as my favorite 'male' ME2 char.

ME1: Ashley and Kaidan. Ashley because she's just too much fun. Kaidan because I found his insights into the situation informative. He had a way of picking up on things that I missed and I came to trust him as an advisor.
ME2: Garrus and Tali. Garrus because he's my bro. Tali because she's Tali. How can you not like her?
