I'd have to say Saren as it's been years and years since I played BG or BG2 so I've almost lost all my memories from those games..
But Saren imo was one of the best from the current bread of Bioware games.. He was cold and calculating yet in a way he was trying save the galaxy in his own twisted and corrupted beliefs. Also he blew the Archdemon and Harbinger out of the water.. both are near soulless representations of pure evil which is boring from an intellectual standpoint. I like to sink my teeth into a villain and they had nothing to sink teeth into..
