In ME2: after Thane: Mordin, Legion, Garrus and Tali.

she can recite poetry, I find this very attractive, shes is a tough women, but this shows she ain't just tough, she is also a inteligent women.
She has some mean comebacks, and just some great dialogue throughout. And she sticks to her guns, Horizon, while the scene was annoying, it made her a even greater character.
She ain't a typical women we get in a game, who is basically eye candy for the player, she looks like a normal person, a real female soldier.
She's close to her family, and we learn alot about them from her, this again adds alot of depth to the character
This all and much more, makes her the deepest character in ME (imo) and one of the finest characters I have experienced in a game.
Thanks to Chris L'Etoile for writing such a awsome, and realistic character. I hope whoever writes Ash in ME3 pays close attention to what L'Etoile did with Ash in ME1.
This is why Ash is my favourite too!

ME1: my favorite is Kaidan, but Ashley is impressively well-written. Can't decide between them.
ME2: Miranda hands down, for all the reasons posted here.
Honorable mention: Mordin, Legion.
Not so good: ME1 Tali (so much better in ME2), ME1 Liara (so much better in ME2), Grunt (can't connect with him).
Least favorite: Garrus. Can't say he's badly written, I just don't like him.

But I like Grunt more then Wrex, but Wrex is will always be the best old friend.
Even though I slink around the Garrus thread sometimes, he really isn't at number one on the characters I think are the best.
Erm. Maybe this will help:
Best Characters on my list:
1. Mordin since he's a all around likable and very well-written character...and for pete's sake he sings.
I'm having trouble here...okay, I give up. I feel like I'm not being honest to myself.
Honorable mention to Garrus and Thane. (Because Garrus will always be my best squadmate and Thane because, well, is the only guy I romanced...twice.)
It's really depressing, you know, how much depth in character these games suggest but never explores much. Hopefully they will come out with books on them...actual novels, I mean. Anyone else for this? o_o

Major lulz at the outraged "MIRANDA IS NOT A SEX OBJECT" er...
Favourite throughout both has to be Garrus. Mordin is awesome. Mordin and Jack formed my team for the bulk of the game (thankful for the Jack new appearance, she looks far better with some upper clothes on now, and i have to admit, whilst alot of people have flamed the sunglasses, i love hers).
Just about to start second playthrough will all the new DLC now.

I guess it would have to be Liara. ME1 and LotSB Liara is just so awesome that there ain't anything that I wouldn't do for her.
Close second is Urdnot Wrex, there is nothing like a Krogan yelling SHEPARD! MY FRIEND!
After that Miranda/Tali/Garrus.
Don't know bout you ppl, but after that there is ****loads of them that are equally awesome (Mordin, Legion, Grunt, Anderson, Aria, Samara), I'll just put Kal'reggar a bit above them do cause Baldwin did an awesome job with acting a Quarian badass soldier.

Tali, Garrus, Wrex, Liara. Thane. Zaeed. I really like all of them. Except for Ashley and Miranda. I strongly dislike them at times.

If "best" = "most likeable", then it's almost impossible to decide. Kaidan, Jacob, Tali, Deekin, Thane, Anderson, Mordin, Kal'Reegar, even the consort's receptionist. I may have gotten carried away there.
