As a military man, I identify most and best with Shepard. His usage of military jargon and lingo just endears him to me more.
Warden... I miss him about as much as I miss my Bhaalspawn or Revan. Not much.
Hawke... Game was way too short for me to care about him. He had good one liners.. About it.

These 2 don't follow. DA2 is significantly longer than ME or ME2, I took 61 hours with my first play through.Vicious wrote...

Hmmm...
My first mage Hawke that I played DA2 blind with =) love her. And the rest of them.
Then my Shepards, All female, they are dangerous and wonderfull.
Then last but not least my wardens. I care a lot for my wardens and if they had been voiced I would probably put then second.

I'd say Shephard and Warden 50/50. I like em both and have been through alot with both of them. The ability to influence the storyline with them really immersed me into them. Hawke however.... meh.. we get massive timeskips between acts and are told they did something. Like after getting into Kirkwall we get told Hawke made a name for her/him-self for a year before we see Hawke trying to get into the Deep Roads expedition, then another timeskip between act 2 and 3 and we don't see what Hawke does between then. Really immersion breaking.

Shepard easily, both male and female. Warden was great too, but Hawke (male and female) left me cold.

The Warden is the most attached, but I like Shepard best. My canon Shep is just so kickass.

warden, mainly because i prefer a muted hero but thats just me, talking heroes are ok, but i hated hawkes voice and shepards, especially if you create a hawke which doesnt resemble the voice, or shepard for that matter.

Male wiseguy Hawke (hilarious)
Male Paragon with every Renegade interrupt Shepard (badass)
Male Couslan Warden's *relationship* with Morrigan (brilliant)

I actually ended up liking my first and primary characters in both DA:O and DA II equally, but that's not quite the same thing, I think.
I would say it's much easier to be attached to the Warden. The crippling flaws of the paraphrase system and voice aren't present, and it's easier to roleplay without those things. I have felt fairly attached to all of my Wardens, and so that's definitely first.
Hawke probably comes second. I did manage to get around the problems I stated earlier to end up with one character I was attached to, but I don't see it happening again - certainly not more than once. There were also several moments of disconnect caused by the dialogue wheel.
Shepard comes last. I haven't yet managed to work around the dialogue wheel to play the character. It has to be fought every step of the way.
(As an extra note, I would put the Bhaalspawn first - I'm more attached to every one of those characters I've had than any of these mentioned here. I would put Revan as tied with Hawke - for different reasons, I feel like I can only really play one or possibly two different characters for both of them.)

I haven't played either of the ME games so I can't say anything about Shepard, but as far as DA goes I'm definitely more attached to Hawke. Honestly, the lack of voice and name for the Warden made him/her feel really detached from the DA world to me, like a sort of placeholder. Hawke felt far better integrated with the world, like an actual person.
In order for me to roleplay, I need my character to be connected to the game more than I need to feel connected to the character, and I feel like DA2 has more emphasis on the former, DAO on the latter.

definitely first warden by a landslide...I felt empathy for her many times
hawke was never my char, she was just a character varric embellished in a story
I can't vote in good conscience in regards to shepard since I haven't gotten very far in ME
