My headcanon is that tali takes one of the alliance armor plates from his body as a momento.

I like to think that if Tali does somehow make it back to Rannoch that she'd make damn sure the Quarians have some form of memorial/monument for Legion.

Otherwise she'll take a leaf out of Shep's book and start shouting at everyone till they do

Most definitely a statue. Now the thing about the geth is they're not super sentient. They may have emotions now even, as Legion displayed regret toward the end of the Rannoch mission.
