2. Mordin. Just like Tali, Mordin's personality is both complex and easy going at the same time. He has a moral which is easy to catch up but at the same time as any normal person Mordin also have an intrinsic struggle. This makes him easy to like and dislike.
3. T.I.M. his personality is like his name which makes it intriguing to know more.

2. Wrex. No other character makes me feel both the strengths and the weaknesses of there species quite like this. He isn't a saint, he isn't a demon, he has a killer mean streak, but has scruples that he sticks to and it's consistent and surprising.
1. Sovereign. I hate the reapers specifically because of that one conversation. No other character made this story what it was quite like it did. I feel the weight of this fight only because of it. I have never felt as much pride in accomplishment in a video game quite like killing sovereign (well, more specifically, saran as a stooge controlled by sovereign). The insanity badge only has weight for me because of it.

Jack was a little underdeveloped, but pretty close to nagging the #1 spot.
Edit: On second though...Saren, Wrex and Ashley...ugh, this is getting complicated.

Mordin got some great lines, and his arc was really thought-provoking and made me reconsider some preconceptions I had. Thane is just really easy to relate to and he probably has some of the most emotional baggage to deal with. Tali's just a really fun character, and I like how they fleshed her out from the first game.

Ashley, by far the most complex and humane character in the series. Which is why she's not very popular, IMHO (at least before the visual "improvement").
Legion and Mordin next, though it's hard for me to pick.
As others stated befote, the other characters (Garrus, Liara, Tali, Jack, Thane, etc.)
benefit a lot from the fantastic voice acting.

Kaidan, he's down to Earth, mature, thoughtful, has emotions and feelings, treats shep like a human being and not a killing machine, he's loyal(without a loyalty mission) and stands up for what he believes in. I dislike that he's maybe a little shy so people call him boring, and I can relate to him to sticking to what is right, instead of blind loyalty. He's just... human to me, he makes mistakes and lives with them, he let's it mold him into a great man, he doesn't let it drag him down. I wish someone like him existed
To me he's so wel written, I can't find a fault.

Jack although a bit cliched shows probably the most growth of any character during mass effect particularly if romanced paragonly.
Miranda is not how she at first seems to be, her motivations and her character are complex and trying to figure her out is incredibly challenging.
Ashley is also completely different than she first appears, when you actually get to know her character its amazing how much depth there is, her religon, her views, her family connections all of these shape who she is but on their own just don't tell the full story, its the combination of all of these aspects that define her.

Conrad Verner, if there is someone who is a true hero at heart it's Conrad Verner. The fact that he is a inept and stupid coward but still tries his best to make things better makes him even more heroic.
