I'd say top four are Garrus, Mordin, Legion, and Wrex. Mordin and Legion provide the most insight into Mass Effect's universe, and the depth of their characters is complimented by the absolute hilarity they bring to the table. Wrex and Garrus are just my bros, and I like how they grow to be phenomenal leaders throughout the series (just wait for ME3 on this one--Garrus is a little behind).
My bottom four are Zaeed, Morinth, Kaidan, and Jacob. Now, I like all these characters, but Morinth was a missed opportunity that I wish Bioware had gone all-out on. Zaeed's funny as hell, but a bit too one-dimensional. Kaidan's sweet, but too understated, and Jacob has the capability to reach total awesomeness, but lacks the fire to get him there. The four of them just feel... incomplete.
Well, except Kaidan, but Kaidan loses points because I can never understand a damn word he says. Speak up, sonny boy.

Least Favorite: Well even though Bioware has done a fantastic job with the characters if I had to choose I'd say Zaeed, actually ...... I didn't like him at all
Excluding Squad Mates though ...... Top 3 Favorite Characters in the Series has to be Garrus, Anderson and hmm ...... a tie between Thane/Wrex ....... I can't believe no one mentioned Saren too he's soo badass and we gotta wait for ME3 there's still more characters to choose from

Least: Hmmm... I guess team dextro and I have a troubled history, same with Liara. I was a bit disappointed with various aspects of those characters in ME2. Still like em, though, and looking forward to seeing them in ME3.

Also, I can pretty much always find something to love in my squadmates.
So I hate to say it, but, as written for a FemShep, Jack was my least favorite. I know I'll get pegged for it. I loved her story, and I thought she was great, but for my particular playstyle, she was useless as a party member, and after I helped her out with her loyalty mission, but wasn't male and attempting to bone her, I got the "don't want to be a member of the girls club" declaimer. Now that's fine, too. Jack's been screwed by other women, and I get that.
But to me, that was a character development tragedy. I thought Shep and Jack could've been friends, partic as my CanonShep is an adept, but no. F*** her, or she's not interested. So I must call it as the game exists. She was the most frustrating for me.

At least Zaeed has morals. A loose set of them sure, but they're still there.

Garrus is awesome as well, but dammit that goes without saying.
Least favorite: I actually feel somewhat sad admitting that there are plenty of choices in terms of characters I disliked in ME. But out of all of them, I was never particularly a fan of Zaeed. He was a badass, but his disregard for human life in favor of revenge made me loathe to take him. Damn near left him to die, both on my Paragon and main Shep playthrough, but the mission may have called for his skills.
Apart from that... Never really liked Jack. I understand the whole "tough girl attitude" was borne from years of torment, but it got old on me quick. Didn't necessarily agree with Miranda's views on Cerberus at all (I remember what they did to you, fellow survivor Toombs), but I found her generally more agreeable for some reason.
Hell, let's be honest, ME2 was really a matter of who I hated the least, unfortunately. Only ones I truly cared about were all from ME1, Kasumi (she's adorable), and Legion (His insight into the Geth mindset was very interesting). Doesn't mean I didn't care about the rest, just not truly as much. But I come from a heavy addiction of Dragon Age: Origins characters. So I'm very spoiled.

- She alone is my favorite character in every single category. I bring her with me on every mission I can (which is why vanilla ME2 was very difficult for me, not having Liara playable was pure torture. Once LotSB came along, the angels began to sing... ahhhhhh :innocent:
Aside from that, you can imagine she is my one and only love interest in each game and that will of course be the same in ME3. Go team Liara!!!
I'm gonna do this a little differently (long winded)
Favorite (Character-wise/Story-wise):
- Wrex: Wrex has a great story and I have always loved this guy. Grunt is good, but no one takes Wrex place in my heart.
- Mordin: Self explanatory. Since Mass 1, I always wanted a Salarian squadmate and thanks to BioWare, in ME2 when we got one, he was a badass from the moment we met him.
- Ashley: Oddly enough, I intended to romance Ash first, but then I met Liara and that went straight out the window
- Kaidan: Although he got the Virmire treatment, I thought he was a good character which made the whole decision difficult in the first place.
- Thane: I love his story as well. this guy has been through a lot and man does he have skills in assassinations. too bad the cinematic was the only time we could see him in action.
- Miranda: Digital Y'vonne Strahovski, whats not to like. I love how her character changes over time, it made her so believable. Yes you guessed it, I made another alt to romance her as well. Great, great story.
- Legion: A Geth squad mate... nuff said.
- Tali: Since Mass Effect 1, she has stuck with Shepard like a few others. For that reason alone, I think she is a good character. She is loyal and dedicated. I love her story in Mass Effect 2 and going into ME3. I am looking forward to continuing her story line in ME3.
- Kasumi: Kasumi was a really good dlc character. her story was a tad sad, but it made me appreciate her more in a way. looking for more with her.
Favorite (combat - squaddie):
- Liara: Her singularity speaks for itself, if this was all she had, she would worth bringing every time
- Wrex: Like Liara Wrex is a beast, love it when he was equiped with a shotgun
- Ashley: She is the best badass with a gun... any gun! Even if stats are similar, she will always be the best with a rifle IMO
- Legion: Legion is a nice change, I just like him in my squad from time to time
- Tali: As much as I use to try to hate her, I really cannot. she is a great character and I have really grown to appreciate her overall. You also cannot deny her tech skills, I don't care how you feel about her
- Garrus: Has always been good with that rifle Again, love him or hate him you cannot deny his skills.
- Kasumi: Invisibility...nuff said
Least Favorite:
Zaeed: Yeah... just no. He absolutely was bland and dey to me.
