I literally cried my eyes out...
Also Mordin's and Miranda's death were sad. I especially felt sad for Miranda, because earlier in the CItadel I told her "we can't happen" and made her cry.
Thane and Legion were sad moments as well.

But as far as everything else, Mordin's death was saddest to me. I liked it, as it actually made sense, but I still cried like a baby.
Also, while I romanced Tali and saw that she and Garrus survived in the Normandy's crash, the thought that she can commit suicide by choosing the Geth... that would throw me over the edge. I won't even watch it on Youtube with someone else's game.

This. So much. I never cared much for her, at times I even disliked her, but this moment made me fall in love with her.
Apart from that, Legion's death really got to me. It was wonderfully emotional. Especially with the fact that he said "I" instead of "we", that he called Tali "Tali" and that his last words were "Keelah Selai".
Godammit, I'm crying again.

If I consider what moment sticks with me the most with those characters, it would be with Mordin. "Had to be me." "Someone else might have gotten it wrong"

Thane was also good, I never really liked the character, but Thane really shined in ME3.
