I'd have to go with Tali. Even taking away the fact that she's my favorite LI option, I really like what they did with her character in the trilogy. She went from being just a girl on a pilgrimage to someone who can stand up for what they believe in while retaining a pure heart. Witnessing that character development was really neat.

Hard to pick one so Wrex, Garrus, Javik, Tali, Liara, Mordin, Grunt, Thane, Miranda. Sorry can't pick one.

Was so happy when I got to choose Wrex as a squadmate in Citadel DLC. Though not necessarily a fan of his but I like the way Legion utters "Shepard-Commander"

My favorite squadmate would be Liara. But I also like Wrex, Samara, Mordin, Garrus (only in ME1), Grunt, Jacob (unromanced), Legion, Zaeed, Kasumi, Jack and EDI (I preferred her when she was a holographic bubble though). Favorite non-squadmates are Shiala, Hackett, Tevos, Sparatus, Anderson, Aria, Aethyta, Kirrahe, Kelly, Vasir, Khalisah Al-Jilani...and here I stop it, there are too many characters I like in Mass Effect.

Gotta love Tali, what with all of her adorable innocence and the way she grows over the course of the trilogy, and Garrus is the best bro you'll ever find in a game.  Its a tie, through and through, although there were a million close seconds.  Arya, especially with the Omega DLC; Dr. Gavin Archer, even though I don't think you can be a human and not despise him, is an incredibly crafted character; Joker and his endless trail of laughs (especially with his story at the bar in Citadel DLC); Grunt, just because he is such a college kid, and yet has an amazing "death" scene where he doesn't actually die; Mordin, who has the most amazing hero's death I've ever seen ("Had to be me.  Someone else would have gotten it wrong"); Eve is just amazing--seriously, taming Wrex is a big deal, I don't care how big you think your quad is; Kasumi is just so fun to hang out with, and her loyalty mission is just so much fun to play; Traynor with her Normandy-Saving toothbrush; Hacket is such an awesome commanding officer (even beats out Captain Keys from Halo in my opinion); and Javok is just awesome, with his little comments all the way through ("Salarian liver is best served while the host is alive"; "Primatives.")

 

So many awesome characters are what make this series as amazing as it was.  Bioware, you done good.

A hard choice - it's between Garrus, Samara, Mordin, Jack, Gunrt, and Kadian.

Legion is a close second, because he seemed more alive and deep than lots of the organic characters


Third is tied between Jack and Liara as they had the best character arcs over the entire trilogy
