Non squadmate award goes to Saren, best written character in the entire series, I actually felt some sadness when he shot himself, even after all he had done.

This is hard.
Thane had some truly phenomenal moments in ME3, puts him into the top 5 very easily. It's the opposite trajectory to Mordin, who was wonderful in ME2 and then seemed not-quite-right this time around (not just the voice... he seemed to lose his personal, very firm understanding of the 'ethics' of the genophage), while most of the writing was built around beating to death the amazing 'scientist salarian' joke.
Grunt and Wrex both come through very strongly - and Wrex is certainly the character with the most consistently brilliant lines throughout the trilogy. My other favourite, Garrus, only really comes into his own from ME2.
Overall favourite right now might be Legion, though. They had this way of animating him so he looked kind of naive and badass at the same time.

Morinth, she seems so venemous and destructive, she murders with seduction, a dangerous polar opporsite to her mother. Just the way she's acted is perfect, shame she got completely f*cked over in ME3

My favourite: Mordin Solus. He's got the backstory, he's got the motivations, he's got the mannerisms, he's got the character development, he's got one of the most moving scenes, and he's even got the comic relief.
And TIM. Such as awesome character.
And Marauder Shields, of course. We need a marauder shield emote on BSN. Bioware, make it happen.

Legion. I love Geth as a whole. They're like super-intelligent puppies. I looked up the scene on Youtube where you can kill Legion, and it was even harder to watch than where you can kill Mordin and Wrex (if you sabotage the genophage, Wrex will come after you later).

i already liked garrus in ME1 but the whole Archangel thing in ME2 was amazing , best character followed by Tali.
