For me it was legion hands down. Especially on his last mission. I still hate rex and I think that was the only person I didn't like through the whole series. Also I started liking miranda in this one she seemed more chill.

After that comic came out about Vega, I was sure I was going to absolutley hate this new character...but to my surprise, I very quickly have become very fond of him, he is now one of my favorite characters in the series.

Diana Allers, pointless considering my Shep just hates reporters. I also couldn't stand Kaidan, Kelly, Liara or Jacob. I wanted none of them on my ship.

As for someone I didn't like but started too as the series went on, I don't know once I dislike someone I pretty much don't get over that initial feeling. The closest I can get to is Miranda, I really did not like her but come the end of ME3, I tolerated her.
