For me it was legion hands down. Especially on his last mission. I still
hate rex and I think that was the only person I didn't like through the
whole series. Also I started liking miranda in this one she seemed more
chill.

Actually all ME2 squad cameos made me like them more, except Jacob. Don't have a save which he survive his trip to vents.

Damn he doesn't even seem that much different. Yet he was actually better than I remember...WTF! I liked talking to him and used him as a full time squaddie in ME3. I dunno what the hell happened if anything but I do like him now, he's like a big bro. ;p

Liara. Didnt pay much attention to her in ME1 and most of ME2... starter to like her in LotSB but in ME3... she is irresistible.

As said above, I got used to him. There was no sudden insight into why he is awesome or anything, but I just found myself not caring about the stuff that I detested in the past and kinda enjoying his character through my latest ME2 playthrough. Found his story poignant in ME3, tho a bit too brief in the telling...

In the ME3 dream sequences, when I heard: "It's the right choice and you know it, Ash." I started to really miss Kaidan. Now I'm re-playing ME1 and I'm picking up on little things that make me really love Kaidan's character

New Jack wasnt that bad too.
Maybe some day I will see Ashley again and start to like her. (Nah not gonna happen, my logical assumption is always choose biotic officer instead of ordinary soldier).
Actually I had problem with the other option - one you liked before, but started to hate in ME3. And that goes to Edi - that body is just not working for me.

Jack was annoying in ME2. ME3 she's better
In general ME3 made me cry manly tears in way too many scenes

In ME3, it feels like he filled the role that Jacob was supposed to fill as far as "solid soldier type" goes (more so than Vega did, definitely), but had enough of an emotional side to make him interesting. And he doesn't throw himself at the player.
There also might've been some gameplay benefits as well

I didn't like garrus when I first saw him in me1 but as the game went on found out he was kl. Alos didn't like Vega at first in me3 especially when he was questioning me but he calmed down as the game went on.
