FemShep? Garrus hands down. ME3 takes the relationship you have with Garrus (whether friend or LI) and expands a lot on it. He seems more fleshed out than he was in the previous two games and that's saying a lot considering I personally felt a drastic improvement in his character from ME1 to ME2 and again between 2 and 3. He's my second favorite character in the game, although I did feel semi-bad for doing the whole stereotypical "cheat on the nice guy (Kaidan), with the bad boy (Garrus)."

I think she's got the best written romance arc in the series out of all the available LIs. The relationship between the two of them has also always been one of equals. From the start Liara was a character that Shepard could let his guard down with and voice private doubts or fears.
Part of the reason why I liked the character so much was that in some of those conversations Shepard felt more like a real person by voicing those private doubts or fears. By ME3 Bioware obviously caught on that most players like having Shepard acknowledge that having the weight of the galaxy on his shoulders was wearing him down, and he can have moments with multiple squadmates (whether romanced or not) where he can be honest. But Liara is the only character that Shepard can do that with in all three games. (if you include LotSB)

My first Shep in 3 was with Liara, which, considering I'm not really a fan of her character was really quite well done. It's just a shame that other LIs have never been afforded the same care. Works out well for those who love her though I guess.

Just out of curiosity, what was it you didn't like about ME3 in regards to Thane?
I always roll a male shep so I'm not sure how the Thane romance plays out in ME3 (I have seen the Thane ME2 romance on youtube), but I thought his content in ME3 for non-romanced characters was great. He has one of the most well written and emotional moments in the game.
I guess what I'm trying to ask is whether it was lack of romance content, or how the plotline involving Thane ends.

Pretty much everyone who romanced Thane was completely dissatisfied with his romance in ME3. It was just really badly done in comparison to ME2, only a few 'Siha's thrown around, a badly animated make out scene in the hospital (seriously?) and all the same dialogue options as if you didn't romance him.
Also there were rumours and hints given to us that he could be cured in ME3, and that wasn't even alluded to at ALL. There wasn't even an option to ask him about a way to prolongue his life (like a lung transplant, which his LotSB dossier said he was eligible for) or to even say 'I love you'
Edit: Oh, and if it wasn't already obvious, my favourite romance was Thane

One of my most memorable moments from all the Mass Effect games is that romance scene in ME3, where Sheperd takes hold of Ashley's chin and tries to make her look at him and she resists with her eyes.

In 1 she romanced Kaidan. In 2, hurt from what she'd experienced on Horizon, she decided to throw caution to the wind and started to get friendly with Jacob. However, she realised he wasn't what she wanted, she was just on the rebound, so she broke it off with him, and he never spoke to her the same after that. Then she met Thane, and they had long, deep conversations on the Normandy, and he intrigued her. He knew loss, she knew loss, they consoled each other. The night before going through the relay, she stood in her cabin, and Thane walked in, offering his words of commitment, but as she stood there, looking at him, she glanced over at her desk, where her picture of Kaidan lay face down, and she realised she couldn't deal with the hurt again, and so turned him away. The next day, she stood there, numb inside, as she watched Thane get taken by a seeker swarm inside the collector base, wanting to scream at Miranda for not keeping the barrier up for longer, but unable to do anything but reach a hand out, feeling dead inside.
Yeah, sucks to be her.
