The drive up to Peak 15 will always hold a special place in my heart, the ending of Thane's loyalty mission hit a personal note for me, I think I was one of the only people who didn't think Kolyat was a ****. The tension during the Sidonis decision of Garrus' mission was great. Drinking with Dr. Chakwas in ME2 and 3, though 2 was better.
Every single moment with Mordin, who is my favorite character in anything... ever. One of the goals my Shep is doing after the Reaper threat is writing the Dr. Solus biography vid, fo sho.
Basically being recognized as Grunt's father was pretty funny.
Thane describing Rakhana... while not pleasant, it was touching. The "crumbs of food" bit was terrifying.
Finally, drinking ryncol on the Citadel with Grunt present. Good times.
That's all just on the top of my head, I have MUCH MUCH more.
I've headcanoned the ending, nightmare/indoc theory ending, whatever. So my ending is pleasant.

How did you feel about the female human soldier with an Asari soldier wife and a daughter who can't ship her daughter to her own family because of you know {maybe their homophobes or maybe they're just Xeno Racists or both}
IMO, awesome way to flesh out the universe. The inclusion of little details like that just puts Bioware on a higher standard for me than other companies who don't strive to make their universes inclusive, which is probably why I expected more from them when it came down to the quality of the ending.
But yeah, those details are why I don't think I'll ever be able to walk away from Bioware's games completely (and I might not be holding the line very well right now, but I'll be honest). I want to play DA3 because I know they'll be *well-written* romance options for me, on top of the obvious things that make the series worthwhile RPGs (IMO).
But yeah, things like that, and the quiet inclusion of Cortez and Traynor's sexualities as non-issues (unless you were playing as maleshep and totally didn't pick up the signs that Traynor was *not interested*) were awesome little details that make the series feel whole for someone like me. It's so vindicating and refreshing to be acknowledged like that, as a minority.
See I thought Cortez was an damn well written male character who turned out to be homosexual
But Traynor was uh.... kind of a [insert your own term for sexually eager female } with femshep

Haha well that scene is actually almost identical to the one you get with maleshep if you choose not to lead Traynor on. There's the one extra line about "Oh my god, a *real* shower!" and then you can choose to ask if she'd like to "try" it, or just play chess. And if you just play chess, it's exactly the same as maleshep except there's no awkward "I'd like to play a different game" line. They're just friends hanging out.

This. When the Collector ship popped into frame, I cursed "****" and hunkered down. When Joker said it a split second later, I realized Bioware had re-affirmed why they were my favorite game developer

Also the first time when i pressed q, drew a weapon and they unfolded in this really cool way
Also my first UNC mission. It was on an ice planet and I was wearing some white armor at the time. I got out of the MAKO and it really looked like I was some explorer on a foreign world. Great moment right there.
Also, rescuing the Destiny ascension gets me every time: "Destiny Ascension you are all clear, I repeat you are all clear." Cliche? Sure but still great.
And of course Shepard smile when s/he climbs out of the rubble at the end.
ME2: Definitely the introduction of the SR2. The whole scene from the moment you meet Joker to the ship flying of. Great stuff.
Tali's LM, first moment is when you find the corpse of her father, very powerful, second one is when Shep goes paragon or renegade on the admirals.
ME3: Quite a few actually, Tuchanka with Mordin's sacrifice of course and Rannoch with Legion's was really memorable.
Also, since Liara was my LI, the time capsule scene was great IMO.
Also, the rachni queen speaking through the Krogan, the voice is great with sennheisser head phones
And I did love the whole finial section right up to the point where Shep goes up to the citadel.
