1) Tali - you just can't argue with her awesome ness.
2) Garrus - Such a Bro, will you find a better bro? NO
3) Joker (minus ending scene) he is your loyal pilot, and like the other two...has been with you all the way. He is cool and has a sharp attitude despite his condition.

Honorable Mention: Mordin Solus - you were a good friend, a great performer, and the exact model of a Scientist Salarian. I salute you.

Tali's inclusion is impressive because I didn't much care for her in the first one, but I thought they did a great job with her in ME2 and ME3.

The third spot is a toughy. Lots of good characters to choose from. Wrex? Mordin? Liara? Anderson? Illusive Man? Joker? Impossible to choose.

You asked BEST characters, as in how they were created or how unique they are. Not who we like the most.

It's easily Jack of you are paragon and I don't even like Jack as a LI.

However, if you spend enough time with her, refuse her attempts at casual sex, you end up getting her to break down and cry. She lets go of all that anger and hate, you just hold her as she falls apart.

NOTHING is more touching than that seen. IT was utterly brilliantly done.

Some other characters are really good, but none as DEEP or complicated as Jack.

There are 3 characters right behind her and tied.

Thane, no doubt about it at all. He relives his memories and the way he talks, his motivations.

Legion is barely third. All 3 are really close. The machine that was given a soul and his own wants and desires without him even realizing it. Pretty awesome.

Mordin of course.  He's personalliy, how he thinks, the way the scenes develop and the way he dies singing his song.  He has a total change of heart.
