To be honest, neither Garrus or Tali are particularly interesting or well written characters in ME1. Garrus is just the template "cop chafed by rules" and Tali just "nerdy girl who just left home".
But in ME2-3 they come alive. Garrus gets a deadpan sense of humour that fits his character perfectly, and Tali becomes endearingly quirky. Later on they also show even more facets to their characters - Garrus is prone to ponder the philosophical implications of Shepard's and his actions, and Tali shows fierce loyalty to her people.
In ME1 Wrex is the best character. Jaded and with a dark sense of humour, but also obviously wants to help his people. He's also ruthless and doesn't suffer fools, making him one of the few properly fleshed out characters in the first game. This is built on in the sequels with him assuming direct control over the Krogan race.
So Wrex gets a spot in the top 3 because he's been great from day 1.
Most of the ME2 characters are well written to be honest, but Mordin stands out for sure. His speech patterns are so unique and refreshing to listen to, and its backed up by a complex character shaped by his experiences. His character arc also ends sublimely. So he gets a spot as well.
The last spot could be taken by so many really. Garrus and Tali are both deserving, but so is Liara, since she develops from scatty scientist who constantly makes social faux pas' in the first game to master manipulator to genuine badass in the third, all without losing her scientist roots. So because her character development is so pronounced I'll give it to her.

Garrus, Legion, Wrex, Liara and Joker. Theres to many good characters for just three.
From 6 on, I'd say Thane, Grunt, Kaidan (Ash sucks), Miranda, and Zaeed.

gotta be! and in this order:
1.)Tali
-I had an odd infatuation with the quarian soceity from the beginning. It really reminded me a lot of the vagabond societies that were shunned years ago. The idea that they built the geth and their entire gypsy-like culture was really cool! Tali herself was great in the fact that she uniquely represented a true innocent that went from being just that to an admiral making massive and important decisions for her people. Her character development was fantastic and a trip to behold in it's own right.
2.)Legion
-I didn't think i'd be as interested in legion as I was, but his character development in mass effect 2 was ok, he really came out as some incredible charcter in mass effect 3. in the Rannoch arc, I loved his role, his questions and the way he approached Tali & Sheard. When legion finally called himself "I" instead of "we" before he died in response to Tali, it was just one of those moments in the game that was really unforgettable.
3.)Jack
Jack was another one of those characters I blew off in Mass Effect 2 a bit (still did a run through with her as LI though), but I found that her character was deeply different than anyone elses. She was one of the few (if only) that didn't really have "daddy" issues, in fact she had issues that were incredible real, when it comes to abused children. Except of course she was an abused child with crazy biotic powers so...yeah. Her character development went from symbiotic to a close relationship, which I really liked. When she finally opened up to Shepard during the romance scene, I was really surprised how well it was scripted and done. I liked the changes to her a bit in Mass Effect 3, but I would have liked to have seen a bit more character development with her. She was truly an interesting addition and it was a shame she didn't get more time.

This, except I liked Tali in ME1 too. I thought they were all the most fleshed out and interesting characters in the series, and got a lot of the absolute best writing.Allan Schumacher wrote...

Tali's inclusion is impressive because I didn't much care for her in the first one, but I thought they did a great job with her in ME2 and ME3.

On the opposite end of the scale does anyone not like Joker?
He's funny at times but he's also relentlessly annoying (imo),especially his joke about Thessia in ME3.. Plus, his seeming abandonment of Shepard on earth.

God this is a difficult one, because best =/= favourite a lot of the time.
1. Wrex - because unlike certain other characters (Garrus/Tali), he was amazing right from the start.
2. Liara - ok, started off a bit weird and obsessive, took a strange turn in ME2 before LotSB, but then becomes amazing in everything after that.
3. Garrus - a bit dull in ME1, too little dialogue in ME2 (but what little there was was great), and then every single line he says in ME3 is pure gold.
Honourable mentions to Legion, Mordin, TIM, Javik, Joker and Saren, who can easily be in the top three.

Garrus and Tali - the game would just feel empty without these two, they bring the game to life.
