The problem I have with choosing is that the voices have become the characters, quirks and all. I can no longer imagine anyone else doing their characters' voices better.
With that, I cannot decide whose performance is better than the others because they're all spot-on regardless. I couldn't (and wouldn't) change a thing about any of them.
(Even the two Mordins is great. One is practically 7-14 years older than the former -- in Salarian years. Think of someone that was 65 years old now turning 79. They are different.)

Jennifer Hale was excellent in ME3. She improved with every installment. This time in particular.
Mark Meer in ME1 and ME2. He needed to communicate more vulnerability in ME3, as Hale did. Meer's definitely got the range, so I blame this one on marketing interference.

BioWare games always have phenomenal voice acting. I could just sit here and list them all because they all do an amazing job.
Martin Sheen (the Illusive Man) goes without saying. I also love Michael Beattie (Mordin), D.C Douglas (Legion), etc.
I think Keythe Farley did an amazing job of bringing Thane to life as well. Thane used to have a different voice actor in the beginning and it just wasn't the same.
It's amazing the difference a voice can make in regard to how a character is perceived. Keythe's voice acting is nuanced, deep, mysterious and charismatic. The other guy sounded too young and not as experienced. I'm glad they went with Keythe in the end.

Courtney Taylor as Jack for the gals
I'd say Martin Sheen and Jennifer Hale would be their runner ups. Ali Hillis did really good in LotSB and ME3, so she and Mark Meer get my "who improved the most throughout the trilogy award".
