ITT: post the name of your favorite enemy in the series and a little bit of explanation as to why you chose it
I'll go first:
My personal favorite enemy was the human biotics in ME1. Especially Julia, from the derelict ship keeping her lover on life support. You take him off, and she's standing outside waiting for you. As soon as you engage, we says "I WILL DESTROY YOU".

Saren:
I just love when an major enemy is that fleshed out with background, personality, goal, and dedication.
I would go as far as say Saren is my second fav Villain in a video game (First being Mithos from ToS).

Hmmmmmmmm..... good question....
Personally I didn't like the human biotics from ME1... they always made me fall down floppily.
My favorite enemy might be the Loki Mechs of ME2. They had fun heads to hit. I also liked the Thorian.

Mac Walters.
Many have tried to defeat Commander Shepard. Only Mac Walters succeeded.

Tela Vasir. Talk about a well done boss fight.
Also the gas bags.

That Salarian Eclipse merc from Miranda's loyalty mission in ME2.
<---- his face after Shepard blows up that gas tank and kills half their squad.
Priceless.

I'm surprised at the lack of Marauder Shields.

Navara. Saren was an excellent villain, but Navara was just the right mix of incomprehensibleness, supreme confidence and unimaginable power. That first conversation with him was when I started realizing just how far out of his league was Shepard

Saren. Well written, great antagonist. Invoked a range of emotions from hate to finally pity at the end. Indoctrination was so perfect he thought he was doing what he was doing by his own motives, and was actually going to save organics.
Antagonists just fell off after he went through the glass.

shifty space cow
He and my Shepard had a lot of history. It's a pity that I had to kill him.

Personally...
If it's for the "joy of the hunt", it's Saren. He's the only time I felt I was facing a single antagonist rather than a faceless force of nature in the series, save TIM on the Citadel but that doesn't truly count. Not saying the faceless wave of destruction isn't interesting, hell the Borg/Daleks show it can be done quite well, but Saren did put a human face on it.
Mind you, Harbinger was better as a series antagonist. Manipulative, amoral, completely alien and for some reason has a personal vendetta against Shepard. I get goosebumps when he speaks (and the EC better have him in it!)
Oh, Erield, if you mean Sovereign, it's Nazara, Navara is a Nissan car.

The Illusive Man, but only before he realized that he should be a full villain, rather than a half-mad genius morally-grey charismatic sonuvaB.
Actual villain? Saren.

ME1 Thresher Maws! I still remember the first time one of those things exploded from the ground I was like O_O *meep* Especially the time I actually succeeded at killing an ME1 Thresher Maw NOT USING THE MAKO. Now THAT was the scariest fight of whole ME trilogy for me!
I also enjoyed fighting the geth in ME1. They seemed so much more formidable, especially in fights that included Geth Snipers, Geth Hoppers AND Geth Juggernauts.

Matriarch Benezia.
Marina Sirtis was a great VA and had some nice lines, the fight was very tough and well done (even the music was good), and it advanced two important storylines: Liara and the Rachni.

Walters and Hudson. Unlike Saren and TIM they picked Destroy ending not Control. But destroyed the franchise.
What an irony.

Sovereign
He was imposing, supremely confident, alien and had what I consider to be the best villain line of the series (definitely one of the best I've ever heard):
"You exist because we allow it. And you will end because we demand it."
