I went:
Javik- Renegade because he is easily the most renegade squadmate* in the series, but with good reason (all he's ever known is war). (90% Renegade 10% Paragon) *edited Javik a bit
Thane- Neutral because of how he viewed being an assassin meant not having any consequences for his actions but also showing a more merciful and repentant side. (53% Paragon 47% Renegade)
Miranda- Renegade (but only just!) because she goes after her goals ruthlessly, even though those have generally good reasons behind them. (60% Renegade 40% Paragon)
Now that all Characters are up: (Remember these are my opinions)
Tali- Paragon. She's generally an idealistic person minus her opinion of the Geth though that can change depending on Shepard. (75% Paragon 25% Renegade)
Garrus- Renegade. He'd do whatever it takes to get the job done if it means helping people in the long run. He does have a Paragon side to him as he always respects Shepard's decision. (65% Renegade 35% Paragon)
Ashley- I'd have to go Renegade. Though she hates how Cerberus does things, in the biggest decisions of ME1 she would always choose the Renegade decision. (75% Renegade 25% Paragon)
Liara- Paragon. She's generally idealistic about situations but she did gain a ruthless streak after the events of ME:Redemption and demonstrates this in ME2 and LotSB. (70% Paragon 30% Renegade)
Wrex- Renegade. This is inherent in most Male Krogan. That said, he holds hope for a better future for his people later in the series. (70% Renegade 30% Paragon)
Kaidan- Paragon. Probably the most paragon character in the game. Open to almost all races, creeds and cultures. He generally believes in doing things the right way, not necerssarily the fastest. (85% Paragon 15% Renegade)
David Anderson- Paragon. Considered the role model soldier, he generally believes in doing things the right way although he never judges Shepard's actions and doesn't always follow the rules. (65% Paragon 35% Renegade)
Saren- As a spectre he would cut whatever corner it took to safeguard the Galaxy and was very judgemental of humans. This is likely how he first fell into Sovereign's trap. (95% Renegade 5% Paragon)
The Illusive Man- Stone Cold Renegade. He will do absolutely whatever it takes to achieve his ultimate goal. Deception, Treachery, Deadly experiments, Torture and more. There's nothing he's above doing.
(100% Renegade)
EDI- Neutral. She seems apathetic to everything early on in ME2. Any "morality" she gains later on seems solely dependent on how Shepard reacts to her during the series. (50% Paragon 50% Renegade)
Jacob- Paragon (barely). Generally level headed, he hates red tape (why he joined Cerberus) but questions when someone crosses the line. (60% Paragon 40% Renegade).
Mordin- Neutral. Appears Renegade at first though it becomes clear he does have a conscience and despises the Reaper view on the Galaxy. He does what best fits the available data at the time.

Grunt- Renegade. As pure a male Krogan in body and mind as you will get. He delights in causing mayhem though he does gain a sense of honour in battle later on. (80% Renegade 20% Paragon)
Jack- Neutral. Though certainly a Renegade based on her past, thanks to Shepard she can have the biggest morality swing in the series as demonstrated by her becoming a teacher who looks out for her students.

Samara- Neutral. Though she always protects the innocent (however ruthlessly), her strict adherence to her Justicar code shows she doesn't want to question the morality of her actions and perhaps hints at her vulnerability. (55% Paragon 45% Renegade)
Morinth- I assume Renegade though I've never seen her enough in my playthroughs to judge.
Legion- Neutral. As an avatar for the Geth, they favour peace with their creators and the right for species to self determinate, although they will quickly change their tune should the situation dictate. (51% Paragon 49% Renegade)
Kasumi- Neutral. She's a professional thief so obviously doesn't follow the rules but even she has certain lines that she wouldn't cross (such as Murder and stealing from those who don't have much). (56% Renegade 44% Paragon)
Zaeed- Renegade. As a bounty hunter, he will sacrifice anything to get the job done and to get his revenge. He does mellow down a bit if Shepard is a strong Paragon though this change is negligible. (85% Renegade 15% Paragon)
James- Paragon. He believes in doing the right thing and is generally a nice guy but he is a soldier and has sacrificed people for the sake of the mission before. (61% Paragon 39% Renegade)
