But Legion only had a "personality" because of the number of processes running on that platform at the same time. Even then, it wasn't much of one.

Hard to say. We have very little to go on exactly what a "Geth process" is. Are they different? How do they work? We don't know. However, it's not quite the same since a singular geth process, or even small groups HAVE no personality.

Yes there is headcanon to it. There is ONLY your headcanon. Bioware themselves said that the breathing scene in high EMS Destroy could just as well be Shepards last breath before he dies. It requires headcanon to say Shepard lives in High EMS Destroy.
