 For me it's close.

Second I think, just, is the powerful Mordin-death scene.

Gotta be up there to be fair. 

I always found the Rachni Queen scene from ME1 pretty awesome too - the whole oily shadows chat gave me the jeebies

Horses for courses i suppose. The breath scene is one of the least satisfying scenes imo.

My own favourite would be being hauled aboard the Normandy at the end of ME2.

Fair enough! It gave me what I believe to be confirmation of what I thought happened so I liked it!

My favorite scenes are selfishly the ones that make me happy, as they're the ones that get me through the sad bits. So...the Garrus Citadel date. Romantic bliss (in spaaace!) at it's finest.

Dude, Ilos was bloody fantastic! The scene with Vigil was my highlight, when the forcefield came on blocking your progress! Great times

The Garrus date is by far the best romance thing in my opinion. He's the only character I truly consider worthy to date my Shep :P

I kid. Uh...probably the destroy ending.

Other contenders; I like the Ashley romance scenes starting with the date but there's no precise 'moment' I guess, saying goodbye the Garrus in my playthroughs where my Shepard is actually BFFs with him, blowing up the Collector base.

Tons of beautiful scenes. It is a wonderful if flawed series.

Vigil, Saren, Sovereign on Virmire, "Assuming control", "You have failed, we will find another way", "Wrex""Shepard", Grunt surviving the Rachni, chat with the Catalyst, chats with TIM (except for the ME3 ending), Shadow Broker's ship exterior, "embrace eternity", Afterlife, dancing barmaid in Purgatory, ME1-3 endings, Sovereign's assault on Citadel, Blasto...

I could go all day.

Third : ME3 - the first battle against a reaper on Tuchanka. This mission is awesome, in particular if you help Wrex to cure genophage.

Second : ME2 - suicide mission  

First : ME1 - the scene in relation with this soundtrack

My favorite has to be this (romanced) version of talking to Tali on Rannoch after getting peace between the geth and the quarians, which can be seen here http://youtu.be/Oen2wTFnacg?t=13m13s

I really love how the romanced version adds so much more depth to Tali's decision to rejoin Shepard instead of staying with her people; especially as how when asked about it earlier she shows a lot of hesitation and conflicting desires when she says she can't come with you once this is done (while in the non romanced version she is just like "ya sure, I changed my mind. I am coming with now). Also, the voice acting and dialogue is very touching and believable,
