Well, in my current vanguard playthrough, Garrus died in the suicide mission, so didn't even feature in ME3, Mordin just didn't see things my way with the cure, so I was forced to kill him. And as I've just found out, Wrex had more than one mole in STG and hunts you down on the Citadel, so I just had to kill him to stop him doing the same to me. So it seems that Thane is the ONLY one I wouldn't kill (even in my other, less casualty heavy play throughs).
As for the ladies, if I had to kill off one, it'd be Ashley...strangely, she has survived all Cerberus coup's to date - maybe cos I'm too quick to take out that bastard pawn Udina myself.

If I had to choose, then Thane for me. Although I still felt the feelz when he had his death scene, so that should tell you something about how I feel at least something for pretty much all the characters in Mass Effect.

Thane. Because he's dying anyway, and he is not an "important Character", in other words, he has no emotional effect on anyone.

But since he's not, I would have to say Thane. It sucks but I love everyone else more.

Garrus. Not that I dislike him at all I just think a heroes death would have been really appropriate for him. Would have made ME3 far more emotional and tragic. Seeing Shepard having to deal with the death of his best buddy.

Same. Garrus had no arc in this game he's just there.
IMO they took it too far calling him a "bro" and whatnot. It gets weird and feels forced on the player. But hey, thats just me. I find his legacy having more of an impact dying during the collector mission since its hard seeing a familiar face go

As far as I'm concerned, Wrex and Garrus are invincible. I would even entertain sacrificing Shep to save 'em both if it came down to it.
When ME2 came out, I would have probably chose Mordin. But in subsequent playthroughs and thanks to ME3 he managed to become a firm favourite of mine.
