Legion, mainly because his death makes no sense whereas the other two do.
I beg to differ. Even if ham-fisted, Legions death makes more sense and serves more of a purpose than Anderson's.....There was a "reason" (even if illogical) to Legions death...to "evolve" his "people"
Anderson's dying serves no purpose and has no meaning...it feels like nothing more than a waste and more as if it was "thrown" at you to try and force emotion (of some kind) at the end.
Shepards dying at the end (like it or not..done well or...not) makes sense...(s)he's been fighting reaper's since the first game. his/her entire purpose throughout was to stop the Reaper's..so his/her dying at the end to fulfill that at least, dumb or not, made sense and had purpose.
Anderson dying felt forced and honestly annoyed me more than anything in the endings...and I loved Anderson..his death deserved to have meaning. Which it didn't. Just the dev's going "look isn't this sad, oh no, he's dead, look..awww..so sad."
Anderson's death served about the same purpose and made as much sense as Shepards "death" at the beginning of ME2..a forced attempt at drama which ultimately served no real purpose....

His death may serve a purpose, but it does not make sense. All he literaly has to do is copy and paste a bunch of code - there is no logical reason why he has to die.Suron wrote...

It was just one more way they tried and completely failed to make the ending 'bittersweet'.
Granted, Thane's death was the result of a complete retcon of the nature of his disease. He went from having a fungal infection that caused the tissue of his lungs to stop functioning to some kind of blood disease that effects his lizard hemoglobin.
So that was pretty stupid, too.
So maybe it's a tie there. Though Anderson's still seemed the derpier and more ham-fisted of the two.
Legion should have just hopped in his Geth space track and driven the minute and a half to get back to the complex they just ran from with it's uplink tower and used that to push out the code. Maybe he figured he was under a time crunch and decided to do it the hard way.

Part of Thane's character arc is that he's dying. Take that away, and it just wouldn't be the same. Legion's death may or may not make sense, but I appreciate that he was willing to make that sacrifice for his people.
Anderson gets shot because TIM wants to have a **** measuring contest. Just feels like a lame end to a great man.

Most do, Shepard doesn't. One of the Core themes of the series since its inception is the immortal hero surviving regardless of the odds. Is a piece of unrealistic lore that we put aside that is part of all the others. Fellowship, Individual indenity, value of life/ value fo the collective. Depending on your playthroughs.
Even the trhee backgrounds allude to this early one. Regardless of which you choose the survivor is the background of every shepard. The Hero/ine never dies she always comes close but lives on. A small yet hard to swallow price must be paid in order for the main character to survive.
We see this as some of your friends or close characters do indeed die in order for you to live on.

he probably meant Morinth, because you can actually save Mordin.

No because you can save Mordin, but you can choose him if you want.

What do you mean? Doesn't Mordin die on Tuchanka no matter what?!?

You can talk him down. Wreav needs to be in charge and Eve has to die. It's pretty difficult.

Leigon second. I can't resist "Shepard Commander"
Thane third. Never was invested in him. Neutral. Although I do like that he offers to look after Kaidan.
Anderson last (only cause I headcanon getting his apt in his Will)
