Maevaris Tilani. A complicated Tevinter Magister who is both badass and vulnerable, and not simply 'evil' or completely good. She is incredibly endearing.
Of in game companions, I have a soft spot for Anders and Merrill. Both make mistakes, both are so focused on the greater good they end up hurting people, and that is a compelling story. I hate them both sometimes, but I like characters I feel ambivalent about.

Morrigan - Always found her perspective on things a refreshing mix of disturbing and fascinating. This is a character I would have had a lot of fun probing and prodding just to see what she's really made of.
Varric - Enjoyed his street-smart style and sense of humour.
Aveline - I liked her tough-as-nails Nordic woman look and big softy inner personality. The Long Road was an amazingly sweetly awkward quest. She made a great straight woman to my humorous Hawke/Isabela double foils.

Dragon Age: Origins
Sten- I loved the guy, he was self assured and had purpose. He was cold, until you got his blade, so every time he complimented me I felt accomplished. He had a soft side which I found adorable, and he called me a non-Qunari 'Kadan' which was a big deal. He even invites you to travel to Par Vallen with him.
Zeveran- He was funny and inappropriate, and even went as far as sexually harassing all the women on the team. He knew what he was and had no problems with it which I respect. Him being an elf and my warden being a Dwarf made the friendship more engaging somehow.
Alister- He was, in short, a bro to my Dwarven warden. He was akward, funny, and cared about my warden, in the end he was a nice guy too which I like.
Dragon Age Awakening
Justice- He was very literally the embodiment of justice and his wholehearted commitment to that cause was truly impressive. He could be funny at times without meaning to and he had a funny way of delivering his serious lines.
Anders- In awakening he was a funny relitivly carefree bro, I like him for the same reasons I liked Alister for the most part.
Dragon Age 2
Varric- A charming, funny, cool, and extermly loyal bro. What could I dislike him for?
Honestly though I loved every character in each Dragon Age, either loved to hate or just normal love, so those are just my favs.
+ a shout out to the Elder Tree from origins, he had made skill.

Origins:
Zev: LI + snark + character development + fantastic melee DPS = Win
Sten: I was playing a dwarf, and his values got along swimmingly with hers, for the most part. Add in genuine loyalty when you return his blade and a touch of deadpan humor, and we have a winner.
Morrigan: While my Morrimance file isn't my headcanon, I love the development she goes through, and, funnily, how she ultimately chooses to stick to her own ideals in the end.
Awakenings:
Anders: Snarky, lighthearted apostate who wasn't afraid to make fun of himself. Shame he changed in II.
Sigrun: A great subversion of the usual gloomy Goth and Death Seeker types.
Nathaniel: Loved his character arc, aiming to redeem the Howe name while slowly realizing that his father really WAS a scumbag.
II:
Varric: No explanation needed.
Isabela: I thought I'd hate her, but she really grew on me.
Carver: Yeah, yeah, half of us hate him, I get it. But I thought it was sweet how, despite his envy of you, he'd stand up for you in a second ("Mess with my brother/sister, and you mess with me"), and the character development he gets if you send him to the Wardens is really gratifying.

Alistair, beyond a shadow of a doubt. He was funny, sympathetic, brave, and the romance was really (bitter)sweet. I really liked the way his personal story was interwoven with the overall plot of DA:O. If we get even one companion in DA:I written as well as him, I'll be ecstatic.
