Sovereign. I think he set the stage great for what was to come. Loghain and Illusive Man never really got it going as bad guys, as there was always a greater threat hanging over head.

It wouldn't be fair for me to vote, as I've only played 2/3 of the games listed here, so I'll put my nitty opinion here.
I personally think Sovereign (ME2) is probably the more unique antagonists in any BioWare game. He/it also does not really fall within the BioWare tropes. TIM, Loghain, Saren share a thing or two in common, being twisted and obsessed with preserving something while Sovereign is just a higher being and really does not see you as a threat (even the gameplay reinforces this point, you fight his minions, not the antagonist or his buddies directly).
However, in terms of delivery and acting, I really think Loghain was really well done. (Spoiler) when you face him off at the Landsmeet, I was actually quite troubled about executing him.

Harbinger never actually has a conversation with Shepard, he just talks (odd) smack at Shepard during fights and proverbially shakes his fist at the end. Bleh.
I like ME2 for a lot of things, but Harbinger and the Collectors (Band name?) were terrible.

And agreed the Collectors where a pretty bad throwaway baddy. Especially bad when you find out what they are.

Successful in the sense that they win/can't be defeated/someone that the protagonist has to agree with.

I liked Harbinger best...
To be fair I never played NWN but what I liked about Harbinger was that it took such a personal interest in you. It's one thing to have everyone in the galaxy saying how important you are, it's quite another when you have the head Reaper calling you out.
If Saren had more interaction in ME1 then I would've picked him but as it was Shepard met him twice total. Harbinger was there the whole time, even in the Arrival DLC. It helped make ME2 feel that much more personal.
I have to say in my opinion The Illusive Man and The Arishok are the best. They have the Charisma, They have the determination, They have the devotion to their cause, they are smart. Something of a complete character. AND they both have great reasoning and prove to be impossible opponents in logical conversations.

Yeah I'm not going to lie, I actually got a little misty eyed when i took Li down at the end.So, so perfect! That moment... Then the reveal that you were his pawn the entire time and the eventual final one on one duel between master and student!

Well I didn't see it coming. Then again, I was younger and more naive back then.
I voted for Sovereign, I felt he was very intimidating and mysterious in ME 1. I like many of the Bioware villians, though I felt some of them didn't reach their potential (Loghain, The Illusive Man).
This poll got me thinking, I'm looking forward to facing some new nemesis in Inquisition, hope they really get it right.
