I'd have to say Meredith is probably the most villainous out of bunch, but only slightly.

 

The Architect is actually more of an anti-villain operating on his own twisted morality, but without any real malice behind his actions and at no point do I see his actions as being unreasonable, given what he's trying to do to free his brethren. Of course, his methods need some refinement.

 

The Arishok again was operating on a set of principles that have forced him to act in a way that he does not honestly want or wish to be doing. If it was up to him, the Arishok would have just taken the book and left Kirkwall, but it was the repeated prodding of people like Petrice that caused him to snap and attack. Coupled with the fact that he knew that the book had already been taken out of the city, attacking Kirkwall was an act that was not required by his demand of the Qun, which just goes to show how far he'd been pushed beyond his breaking point.

 

As for Meredith, her treatment of the Mages was apparently rather strict, even before she acquired the Idol. Although she was once rather reasonable, as we know that she turned down Ser Alrik's Tranquil Solution apparently more than once when it was put to her. It's a shame that we never got to see her before she got the Idol, as indications of her suddenly withdrawn behavior from Cullen in Act 2 suggest that it was already starting to affect her, coupled with Bartrand's return to Kirkwall at this time to sell it to her.

 

Even so, I see her as probably the most villainous given that she excerised considerable control over Kirkwall even before Act 1, that far exceeded her authority. As mentioned when Hawke first arrived at the Gallows, while the City Guard don't answer to her, but they don't ignore her either, showing that she's got most of the city under her thumb.

None of the three mentioned, though I think Meredith would have been better w/out the plot item. Hands down my two favorites are Loghain and Sister Petrice. Loghain's story reads like a Greek tragedy, a hero destroyed by his own faults. Sister Petrice takes the cake as she is both thoroughly evil and thoroughly convinced she is right in the eyes of the Maker.

Loghain, even if some of his retarded decisions like selling out his own citizens to fuel a non-existing war with Orlais, solely for the sake of making him more... villainous -- despite that he was still the most entertaining Dragon Age villain out of them all.

For the me the Arishok was simply not a worthy villain.  He was stupid, incompetent, arrogant as usual, and epic fail of a boozer.

I have always liked antagonists that fall into a morally grey area, Loghain, the Architect, and the Arishok were all antagonists with redeeming qualities.  It is difficult for me to choose a favorite, but perhaps the Architect because he was so sure his grand vision would be the best for everyone.  The Arishok was just doing his duty to the Qun but his overall plot line didn't have the dark depths that the Architect's did.   I think mutation wins over conversion for permanent change. 

 

Meredith and Loghain were both victims of their own extreme biases, a nice basis for a villain, but Meredith became so extreme that the impact was lost.  I would actually group Anders in with the villians (though some would not agree).  He fits the parameters of extreme bias with a grand vision that would be "better for everyone."  Poor conflicted Anders/Justice may have been my favorite overall because I was sympathetic to him until he took his (for all of my Hawke's) final extreme action.

The Architect was boring and Meredith just needed a moustache to twirl.

 

If more of Meredith's reasoning and inner turmoil had been presented to people who played either side, instead of just to those who played as Templars, she might have been more interesting.  She certainly would have been better presented.  As it is, she's a caricature unless you play both sides, and even then she's badly written.

None of those guys are villains in my book...

 

Architect; Wants to free his people, screws it up and starts a blight. If anything, he is the worst.
Arishok: Leader of the Military Qunari. The Qun does seem like a nice thing, if you have the self control to abide by it. I actually kind of like it.

Meredith: Was a good person doing the best she could to control the mages (And yes, there were LOTS of bad mages in Kirkwall as we saw) and it was only until the Red Lyrium corrupted did she go bad.

My favorite "villain" would be Mother Petrice. God I hated her, in a good way.

Airshock. He was a character who stayed consistent throughout the story, had a badass and memorable presence within the game, had likeable qualities to him in how blunt and direct he was, and they didn't try to sugarcoat his actions and neither did he. No sudden BS twists to try and make the character good or make the character super evil, he was what he was and that never changed.

 

Making him better then both Meredith and the Architect.

Arishok was by far the best point of Dragon Age II. His insights into the Qun, earning his respect, great voice-acting, and overall, he left probably the greatest impression on me among all characters in Dragon Age games. 

 "Look at you. Like fat Dathrasi you feed, and feed, and complain only when your meal is interrupted. You do not look up. You do not see that the grass is bare. All you leave in your wake is misery. You are blind; I will make you see!".

 

The great thing about him, is that he represents a completely different, alien culture. It is very rare for a video game to introduce a completely alien social system which would also be very deep and controversial. 
 
Architect was a very good villain, because he was not antagonistic towards you. He was looking for a way to pursue his goals, and didn't really want you as his enemy. For one representing a race so violent, agressive and evil - he was one of the few villains that did everything through diplomacy, unless he had no other choice. Again - unique.

I like to think that the Warden and Mouse reconnect in the Fade post-Witch Hunt and have a Fade-beer, after which Mouse becomes a member of the Warden's crack commando demon cabal to fight the Breach on the Fade's side of things.

I loved that origin so much.

Pfft, I would HARDLY call Arishok a villain.

He is my favorite of that list, though. I also really enjoyed the Architect, even though I end up killing him most of the time lol.

Meredith is definitely the least likeable on that list imo

I only hated Howe. Greedy and selfish. No excuse other than his evergrowing need.

 

The others I don't hate. They all 3 have a sense of honor.

 

- Architect dedicated his life to save his brethren. I can understand him, though he is absolutely dangerous.

- Arishok is lawful and only follows the Qun. I kinda respect his character.

- Meredith is a victim of Red Lyrium, which enhanced her obsessions and fears. I pity her.

Arishok by far.

I could understand why he was blowing a fuse , and he wasn't evil derp obsessed.

Loghain and Meredith were meh for me , orlesians and blood mages everywhere get old pretty fast.(I liked Loghain in the Stolen Throne though.But I see no reason to save him in DAO)

The Architect lived in LalaLand and had great plan such as tainting everyone.Also he made the Mother self aware...another great plan of his.Walking catastrophe , I kill him everytime.(The Architect and Cory look great though)

The Arishok wins for me too, but I never think of him as a villain. I loved earning his respect. I even did a playthrough for the sole purpose of handing Isabela over so I wouldn't have to kill him for once. Plus, he was fabulous to look at. ;)

Of those three?

 

The Arishok. He has the most defined personality and perspectives. Its interesting watching his patience with Kirkwall wear thin and develop mutual respect with Hawke.
