Arishok, not because I'm strangely attracted to him or anything...
The Arishok is my fave. There's something about a protagonist who is clear cut, and so brazenly attempted to take over Kirkwall. He would have gotten away with it too, if it wasn't for that pesky Team Hawk.
Meredith.
D) Corypheus
He's epic in every sense. The whole looming dread as you make your way towards the showdown is paid off with a fittingly epic battle (though I loathe it every time).
All of those had legitimate motivations (or were unduly influenced).
So they were not true villains.
The Architect I find the most interesting and was the one I let live (how could I kill Utha?).
For real villainy I would choose:
Vaughan Kendells, Caladrius and Arl Rendon Howe.

And for me, Vaughan probably wins from that list.
C. Meredith for me. Though, to be honest, Rendon Howe is probably my most hated villain in the Dragon Age universe so far.
Architect .
I like Branka a lot, especially because we got to experience her through the eyes of Hespith who is all "The Stone has punished me, dream-friend. I am dying of something worse than death. Betrayal" ![]()
I also really like Brankas insanity, without being to sure what was caused by darkspawn corruption and what by her own ambition.
Arishok. I actually became invested in his character and his people during the course of DA2, so fighting him felt personal. I just wanted Meredith and the Architect to go away.
I enjoyed Meredith's character the most I just wish we could have gotten to know her better, her decent into total madness would have had far more impact that way.
The Arishok seemed a bit idiotic to me although I did think the Qunari part of the game was the best but and I actually never cared that much about the Architect.
The Architect is not a villain. But he would have been my choice if that was the case
Of those 3, definitely the Arishok. I loved how he becomes more and more pissed off as Kirkwall's shittyness is revealed to him, as well as the provocations of people like Petrice. Him going berserk and attacking the city is very understandable, he isn't just killing people left and right because he's a fanatic like some *cough Meredith*.
My favorite villain is the Arishok, he was charismatic, interesting, had a great voice, and was easy on the eyes. Outside of those three I'll have to say Mouse from the mage origin, his reveal at the end was creepily good. Also Branka, her character infuriated me. Meredith seemed a bit blah because I didn't really interact with her until the end. I haven't finished playing Awakening so I don't have an opinion on the Architect.
C of-course the others where good solid people just trying to do what they saw has right.
Arishok out of these options. He was so well written and gave much insight of the Qun. I actually felt quite sad in a sort because if he wasn't apart of the Qun he would of left with the book and not brought war to Kirkwall. Until Kirkwall kept getting pure sh*ttier and made him rage quit on Kirkwall.
But he does what the Qun demands, which should be expected of any true Qunari. Like Saarabas/Ketojen. Instead of being free he'd rather live by the demands of the Qun which meant to kill himself.
And the ability to go out and earn his respect, and for him to respect Hawke was just very well done.
Meredith in my opinion is just another templar just with a higher title so she could get off doing what she wanted; when she wanted with the Mages.
A reason Cullen was sent to Kirkwall was because he freaked out and killed 2 mages (only happens if you save them in Origins) and has more of an iron fist. He could do what Meredith did if Meredith wasn't at her title. Some Templars you meet would do the same. Some are sympathetic, like Cullen was before the Magi Warden left the Circle.

This is perhaps the worst villain of all time.
What is that from? Some part of my brain tells me that I've seen that character before, but I have no recollection of what that chicken actually is or what it's from.
Except for the Architect, I actually thought Meredith and the Arishok weren't true villains. I don't even think the Architect was a true villain, even though it's his fault the Fifth Blight started
But I understand his reasoning... I guess.
I base a villain on how much I hate them, and get me worked up. And that would be Rendon Howe, followed by Vaughn. I really hated both of those guys. The archdemon was more... 'lolcorruptedkilleverything'.
Corypheus was another good one! I hope he makes a return.
Meredith was my fav.

Excluding "The Mother" when you have "The Architect" as an option is a stranger choice in my book.
