I supposed I'll go with Architec (since to me he is the most dangerous of all 3)
But for character wise I'd prefer the Arishok. A guy from opposing sides but as the game stretches you are given the choice to earn his respect and you respecting him, without changing either's stance on the situation.
As for Meredith.. Idk. She's bats**t crazy and fits the picture of villains twirlling their 'stache, but I'd prefer to put Orsino on the pedestal.
Because he was nice, reasonable fellow and chummy towards you, until you realise he's been supporting that horrific experiments killing many women including your mom. Urk. That, to me is hard to top.
But for my personal favourite villain, I'd go classic (Rendon Howe and Vaugh) .. hands down. Of all characters in all DA games, there are none that I loathe the most than these 2.

I find it interesting how relatively minor characters like Howe and Petrice are mentioned so often despite the limited list at start
Mind you, as far as I actually despise video game characters they are on the top of my list as well. They are certainly more villainous then the three mentioned in the OP.
Anyway, of those three I think the Architect is the best villain. He did experiment on unwilling people for crying out. Why is he surprised people don't think that is acceptable behavior? The fact that his reasoning makes sense from his perspective makes him more interesting, but he still is a villain unlike the Arishok (a character I also like). Meredith is a villain, and while I certainly found her interesting, she is a bit too simple/cliche for me ![]()

Man a year old necro like this can certainly make a guy take a look a himself in the past. Before I said Meredith out of the 3 options given because I loved to hate her, but now I'm going to say no one here is a favorite of mine.
The Architect is way too good in my opinion, to really count for something like this. The only thing villainous about him is the Taint he carries against his will. His more gruesome acts at the Keep in the beginning of the Awakening expansion are done because of his limited grasp on human morality.
The Arishok was a victim of religious prejudice from Petrice, and he largely grew sick of it and decided to fight back the only way he knew how. The invasion is entirely on him, but without Isabella's greed he wouldn't have been in Kirkwall in the first place.
Meredith would only count in my mind if I decided her going nuts even if you sided with her was a real reason, but she went mad due to Red Lyruim and as a result lost her agency. That, and the 3rd act of Dragon Age ][ had several problems in plotting that were largely caused by being rushed out the door. It makes as little sense to blame her for Act 3 as it does to blame Loghain for Ostagar, considering how many rewrites the Ostagar scenario went through.
My actual favorite Dragon Age villain is Arl Rendon Howe.

I liked the Architect in Awakening, no clue what crazy they inflicted on him after that. So he wins.
Arishok was fun.
Merideth was just lyrium sick. I was totally ambivalent to her, playing from the mage side. Worst ending, fun boss fight.

MMM he was also the one who forced the mother to become a monster,kidnapped her when she was an human,and he is also the one who tainted the old god..so i would say that he is the number 1 in the list.

Gaider plot armor on some characters was frustrating since DAO,to survive for no reason whatsoever other than being the writer's pet while i wanted them dead both for the reason behind my character's motivation and for the opportunity presented.I'm looking only at you Morrigan since you was protected by your creator unlike all the others DAO characters (even Leliana is to consider as killable after the last Dlc revelation) yet for you they created the plot armor in that Dlc(in no realistic scenario the Warden would have failed the attack,seriously push her through the mirror,is that a joke?)and later pretended that the Wardens and the HoF didn't consider you as dangerous enough to be worthy of a bounty.....
