My favorite is Logain. I thought he was a rather sympathetic villain, plus he was voiced by Simon Templeton so it was like I was being antagonized by Kain all over again. Loved it!

Vaughan Kendells. The man was such a racist ***hole. Sadistic, menacing and quite cunning too.
He made a serious impression on my developing views of human nobility just before I met the King at Ostagar.
Prince Bhelen - Would fit perfectly in Game of Thrones. Had many of my friends fooled completely with his
ability to play the game. I guess you could argue that he worked towards the greater good. Pretty fair argument with
the casteless system abolished if you appointed him King.

Meredith would probably have been pretty reasonable if it weren't for that damn idol. Her "before you brand me a tyrant" speech is really compelling.
Orsino was trying to protect his "family", the Circle. He just got really extreme about doing it. Also, his faceoff against the Qunari is still my favorite moment in DA2.
Corypheus was a magister, and was complicit in the murder of hundreds of slaves for the ritual. But there wasn't anything terribly unreasonable about the magisters' overall goal - how could they have known that they would bring the Taint into the world? It's hard not to sympathize with him in Legacy, when he was old and confused (even if it may have been partially an act to break free).
I could go on and on, but my absolute favorite "antagonist" was the desire demon who possessed Drass in the Broken Circle quest. For a templar who regretted making his vows, one whose poor performance earned a demotion, one who pined for a family that he could never have... was it really so bad to be possessed? The demon wasn't aggressive unless threatened, and it's not like Drass was contributing to the templar order. It seems as if everyone benefited from the arrangement. Drass got happiness, the demon got to experience the mortal world, the templars lost nothing, and anyone passing by could go peacefully on their way.

Loghain is the best. Followed by the Arishok.
They're badass, they make no apologies for who they are and both believe they're trying to do the right thing.
Meredith would be there but Red lyrium really cheapened her character for me.
Arl Howe is pretty good villain too. Complete selfish monster.

Meredith was easily the best villain of the series so far, namely due to how well she was established as a character. You understood her duty and motivations, she was a hard woman who wanted to protect Kirkwall from a threat she perceived as absolute, and antagonistic to her own existence. Her eventual fall to madness and use of the rite of annulment was a powerful moment. The voice actress did a phenomenal job making her a terrifying presence as well... somewhat made even more fun by the fact that she also voices Boethiah in Skyrim!
Flemeth comes a close second for the opposite reasons; there is so much ambiguity and mystery about her character that you just have to wonder what her endgame goal really is. What was her plan for Morrigan and the Warden? Why did she entrust Hawke with her amulet? The extent of her power? Just what is she? Her myth is certainly one that I'm looking forward to unravel as we progress in the series.
The Arishok and the Architect are two that I especially loved for the elaboration they offered on their respective races. They were both incredibly charismatic and gave good insight as to the origin and motives of their people.
I really wasn't a fan of the archdemon since there wasn't any character to it, and the game didn't do a great job of making it appear as a corrupted old-god. It really just seemed like another feral beast that somehow coordinated darkspawn to mass on the surface. Personally, I wasn't convinced. Loghain came off as an obvious traitor from the start so his backstabbing of the King wasn't a surprise. He is also overly aggressive throughout his cinematics and hardly conveys the idea that what he is doing is for Ferelden rather than his own thirst for power. Unless you get him in your party and actually talk to him (which few people do) you will never understand the subtleties of his desire to keep Orlais out of Ferelden and the experiences he suffered at the hands of their occupation. While his camp-banter is great and turns him into a far more compelling villain, he falls flat from a first-playthrough perspective.

The only villain I haven't really loathed thus far is the Arishok. Meredith and Orsino were good characters who were suddenly ruined for me at the very end of the game by deciding to go to crazy town. Loghain is a good character and villain, but I personally hate his guts, same for Arl Howe.

I am going to cheat and have two groups of two that I really love in the DA games.
One who I actually 'like' as an antagonist, and the other who I love to hate and just gave me so much pleasure absolutly ending their worthless little lives.
The Arishock: Despite my loathing of the Qun he was a GREAT bad guy. He had personality, passion, a lot of dimension to him, and it was awesome engaging in philosophical battles between him and my Hawke, and getting him all riled up in the process. But I actually do have a lot of respect for the man and it was almost a shame to kill him.
The Architect: He was kind of like the Illusive Man of DA but a lot more antagonistic to you...you just did not know his true agenda and tere was a possibility of him perhaps being a good, though very creepy, guy. And he had a good tragic backstory and looked like he was a character who made mistakes.
And in the other corner.
Arl Rendon Howe: Man did I HATE him. Betrayed my parents, was completly selfish and out for his own power, and he had the arrogance and the jealousy to simply think he was owed what you had...because of...reasons. I loved watching him die and just wish I could have run him through, and he made the plot to Origins so much better.
Duke Prosper: What a jerk. He was hanging on for dear life, only uou could save him, yet he chose to mock you.

The underlying factor in people who I love to hate is that they all think hurting other folks is totally cool to serve their righteous agenda.
Arl Howe would be the only honest one in the bunch listed above. He's pretty aware he's a douche I feel.

For me it was Bhelen but that was because it left me the most conflicted in the whole game because I played the Dwarf noble origin and the whole game I was gearing myself up for that confrontation and to have my revenge, when I finally got there I realised he was the best choice for the dwarfs to be able to progress in some way so I had to put the revenge plan aside and actually help him out it tore me up to not have the revenge I had been gunning for the whole game.

DA2 - Anders. Anders devolution from awakenings to the end of Act 3 was a master stroke of writing. I did not like anders as a companion at all in DA2 but he was great fun in awakenings. All part of his fall. Watching Anders go from the guy concerned about abandoning Amaranthine because of the innocents, to the guy who murders Ella, to the guy who murders 100s, was one of the best villian story arcs Bioware has ever done. The first time I experienced it I was like WTF? It was a surprise, sure after the fact i could connect the dots but just then it was unexpected.

I think Anders is an anti-hero and not an antagonist. Could be just me though as the whole thing can be subjective sometimes.
