As for games, I've played every Bioware game except Throne of Bhaal, which I haven't played because Shadows of Amn kept catastrophically glitching before I could finish it.

Saren's a symbol of what a renegade Shepard could become if one day he went too far, thus continued scaring me even after he died. So I'll go him.
Corypheus is just an incompetent idiot, possibly the worst villain I've EVER seen.

Even Genocidal Renegade Shep would never become a Reaper Collaborator like Saren, he would actually attempt to control the Reapers like TIM.

He isn't a mustache-twirling villain. He's a man consumed by love for his country, and his love blinds him. His motivations are entirely understandable, as are his actions. I consider him to be the most sympathetic adversary ever, so he gets my vote.

Its hard for me to explain, as i suck at it. Loghain is my favourite villain, and mostly became it because of the book "The Stolen Throne" i liked getting more insight on what kind of person he was before the blight. I think he is well written, well acted, he uses reason and logic (most of the time), and he has a few satisfying endings. I normally execute him, because it seems like he wants to die at the end and when he tells Anora "Its over" that is a very powerful scene.
Other great villains from Bioware that i enjoy is Saren, The Arishok, Jon Irenicus, The Illusive Man (ME2).

It was a tough choice for me to pick between Saren and Loghain, but I went with Loghain. Both of them are doing seemingly evil things for their own gain, when in fact they truly think that what they do is for the greater good. Saren is willing to try to forge an alliance with the Reapers, but before he can truly understand the folly that is he becomes indoctrinated. And yet, in the end (if your charm/intimidate is high enough) he's able to break free for a few final moments and stop himself before he does any more damage than he already has.
But Loghain is a bit better, if only because I hated him more than I hated Saren. From your perspective, he's abandoned the king of Ferelden 1. for his own gain and 2. because of his prejudice against Grey Wardens. Yet, as Solas says, from his point of view the battle was hopeless and he saw no need to lose anybody more to the Darkspawn. And of course, he allies with Howe, who is pretty much the biggest piece of **** in the entire DA series. And yet, at the end of the Landsmeet, he is willing to step aside and even be killed for the good of Ferelden. Why? Because, as he states earlier in the Landsmeet, he is a patriot and will do anything for his country. I happened to stay my hand when all that transpired, and recruited him into the Wardens.
Also, special mention to Meredith. She's not entirely wrong, as Kirkwall's construction and history leads to a propensity for blood magic. And blood magic, throughout all the DA series, has been shown to have zero redeeming qualities. Her sense of service to Andraste and her desire to protect innocent people from the clutches and whims of blood mages is very understandable to me. But, her fist is too heavily mailed. And so she must be stopped, even if I would agree with 90% of what she does.

I chose Malak. I picked Loghain originally, but when you think about it, he's not really the "villain" of DA:O. He's really just an obstacle the Warden needs to overcome to get to the actual villain: the Archdemon. And since the Archdemon is really just a giant demonic dragon who never speaks or interacts with us outside of visions and the final battle, there's not much reason to vote for it either.
I also discounted ME villains entirely because I've come to realize that the whole series is really a bunch of schlock, and was even before the ME3 ending fiasco. So no Saren, Sovereign, TIM, or Harbinger for me... and definitely no Catalyst.
Finally, while I technically played DA2, I never finished it because I thought it was boring as hell and inferior to the original on every level. I also haven't played DA:I and never plan to.
