Hawke and the Arishok. Just for all those times you get to talk to the guy without it being some massive confrontation. It's why I'm hoping Solas will be an antagonist of some sort.

Well, lemme go through the list...

HoF and Loghain

Good one. Loghain is a thorn in your side and it is felt. The Landsmeet is a pretty nice showdown.

As a bonus, you can recruit him and get even more out of his character. Alternatively, you can finish him.

Warden Commander and The Architect/Mother

I think the Architect was a fabulous antagonist, as you can either ally with or slay him, and there is compelling reason to do/not do either.

Also love his character design. And, dat voice...

The Mother, though? Meh.

Champion and Arishok

Also good. The respect angle is interesting. I thought he was a great character, and made for a good enemy.

Champion and Meredith/Orsino

Eh, this was fairly one-dimensional. We were clearly supposed to fall for Orsino's BS and sympathize with him. Meredith was poorly-written, IMO, even if the end of the game did retroactively validate her in a significant way.

That said, my canon Female Hawke was a good foil to Meredith and that made for an epic estrogen-battle between the two of them through Act 3.

Inquisitor and Cory

Meh again. Cory had a decent entrance but is quickly diminished. "Toothless dog" is the term I have heard him being referred to, and it does fit.

Inquisitor and Calpernia/Samson

Calpurnia <3. Love her character, and love the showdown with her.

Samson -- did not reach that point in my mage-route file. Got tired of playing it at the Orlesian Ball.

And as a bonus which forbidden one has been the best? and hardest to fight?

Imshael had more development (novel) and more meaningful dialogue to be had with the PC.

Gaxkang was easily the toughest, though.

My favorite ones, using my characters as examples:

Marada Aeducan and Bhelen: a complex relationship where they both still have some appreciation for each other in spite of what happened. She supports him as king, because his reforms are her only chance to eventually return - and take back her place from him. Except it doesn't go that way. Why would you want be to queen if you're already Paragon?

Sharn Cousland and Rendon Howe: in contrast, simple, a deep personal enmity that surpasses any other passion except his love for Morrigan.

Rowan Hawke (mage) and the Arishok: antagonists by ideology, respecting of each other as individuals. Regret that they have to kill each other but always knew it would come to that eventually.

Maelyn Trevelyan (mage) and Corypheus: in some way, Maelyn understands Corypheus. She, too, aspires to powers considered forbidden by the dominant faith, and she, too, would like to explore the Black City. The main difference between them is that she hates worship and considers it anathema to try and rule people's conscience, i.e. she would have the power of a god in order to control her own fate, but not the role, controlling others' fates.

My favourites would be Cousland/Howe, Warden/recruited Loghain, and Hawke/rivalmanced Anders. That particular Hawke, who tried her best to steer Anders off his path, then executed him for his crimes because she could see no future for him where he wasn't either completely under Vengeance's control or being hunted down (or both), was my best Hawke. I left her in the Fade in Inquisition, and honestly she was kind of relieved to go. Poor lass.

Edit: I also liked Hawke/Arishok, and I think Inquisitor/low approval Solas has potential, depending on how that story continues, whether Bioware kills Solas off (Nooooooooo!), and whether Inq features in future games in any capacity.

Warden + Loghain, when he's recruited. Otherwise their relationship is fairly conventional. Redemption ending is one of my favourites for DA:O, especially if you bring him along to Return to Ostagar, as hearing his thoughts on Cailain is really worthwhile. With Loghain, I always felt his initial actions and suspicions were very justified, at the same time as being neglectful of the real threat (i.e. the Blight). I have tonnes of respect and love for Loghain and if I can conceivably RP saving him, then I often do (soz Alistair).

Warden + Architect. I often struggle with this choice, and usually leave it down to my characters. My elf, who is driven by a belief in freedom, saved him, because freedom of his people is the exact justification the Architect uses to defend himself. My dwarf killed the bastard on sight, because their hatred of the darkspawn is much more entrenched, and they're much more suspicious of collusion. My human noble was just a self-serving dick, so did whatever the **** they fancy since they don't care in the long term - it's a matter of, 'do I want his fancy robes or not?' :P

Hawke + Arishok. Act II was the only part of DA2 I enjoyed, and it is precisely because of this relationship. I respect the Arishok's motivations and frustrations, I respect how he has to deal with idle threats by enraged Marchers and Priests on a daily basis, because their presence is so loathed, and I understand why the combination of frustration and duty lead to them crossing blows.

None of the villain relationships in DA:I were very good - your quizzy had so little personal investment in it. Nevertheless, I like Samson a lot as a villain and wish they'd invested a little more in interaction because his character & motivations were so interesting (and I would not complain about hearing Gideon Emery's voice a little longer).
