Mass Effect 1: Biotics, because Tech powers are largely useless
Mass Effect 2: Tie. Tech became fun and useful, and the game introduced some fun biotic combos (warp bombs and physics combos).
Mass Effect 3: Tech. Since the game devolved to power combos and overpowered guns, tech wins out because of the variety of explosions (fire, cryo, and electrical explosions are more fun than the all the same biotic explosions).

Tech, easily. With tech, you can cloak, spawn drones, drain shields, boost shields, instantly restore shields and use tech armor.
Biotics? Well, you can make people float. I guess barrier is a thing too. Not really my cup of tea.

I prefer the tech abilities. Biotics are good, but I'd prefer cloaking, hacking and cloning.

Depends on what difficulty you're playing. MP or SP.
In ME1, Biotics is pretty OTP across every difficulty level but also the buggiest for my PC. I hate it when you lift or throw or use singularity and then the mooks get stuck on the ceiling or under the floor or inside the walls which is usually the case on high difficulty since biotics aren't enough to kill them. Had to restart last fight for Bring Down the Sky because Balak kept getting stuck behind the wall. In ME2, Biotics is kinda useless on insanity. The only true Biotic-vulnerable enemies are the Collectors and reaper-husks. You only see them three times in the whole game. In ME3, all classes is OTP especially Novaguard, Sentinel and maybe Adept (if you pair with Kaidan, Liara and Javik), and is facerolling easy.
Space magic win on cool factor but hardly anyone notice you're a special snowflake. Can't a biotic Shepard help strengthen the bubble, instead of staring like an idiot when one of your squadmate get carried away.
In ME1, you need tech to open up crates and fix Mako. You're god with AI hacking especially when you're fight Geth. In ME2 Insanity, most enemies wear Shields and mech, you're crazy if you run without someone who can use Overload. In ME3, Engineer aren't really an OP class as Adept and Sentinel but it can be utterly vicious during Rannoch arc against the Geth.
I primarily run as Infiltrator because I'm a masochist and sniper rifle is the most powerful weapon in the game next to a heavy weapon in ME2.
In ME1, sniper rifle is easily the most fussiest to use. You can't aim right unless you're in cover or crouching. You have to time your shots since your weapon get overheated really easily but its usually one shot kills so it made me happy. In ME2, Viper and Widow are my BFFs and it would have been perfect if the heatsink would drop more frequently. Thankfully, Locust and Phalanx keep me in the game. In ME3, I'm in love with my Black Widow and the overall Infiltrator abilities make them lethal in range and in melee.
Of course, if you miss one shot, you can't take it back. You learn to improve and soon you're doing headshots without too much aiming. You also make Garrus look like an amateur.

ME1 - Biotics.
ME2 - Tech
ME3 - Tech
So overall... tech.

I actually really like tech in ME. Getting rid of enemy shields and overheating their weapons is very useful. Not to mention sending geth to hunt their friends

biotics for collectors and reapers.
also: I like the boooms of biotics better than the zips of tech bursts. fire is OK, though

In ME1 : tech. Hacking and Decryption are mandatory to me and the combination of Neural Shock and Hacking gives you a huge advantage in combat. Add another tech and a biotic or a team of two biotics to play warp/throw and you will have a mostly harmless journey.
In ME2 : Warp. A team of three guys able to spam warp can plow through anything the game throws at them. That power bypasses the Rock-paper-scissor mechanic and should never have gone through playtest as it is.
In ME3 : If I remember correctly I had a blast with the last iteration of the engineer.

Biotics, I love tossing people with my mind.

The reason I'm rather fond of Sentinels, you can toss people with your mind AND THEN burn them with your omni-tool (and in ME3, slash them with dual omni-blades). Such a versatile class.Biotics, I love tossing people with my mind.

Biotics.
If you use them right, you don't need Tech. Sure, it's useful at times, but Charge/Nova is so powerful that shields/armor/barriers are moot on the baddies, and Warp/Throw detonates every time, so the same point applies.
"Oh lookie! I can make sparklies and throw lit matches, and I can throw snowballs!"
Indeed, and I can harness the fabric of the universe to make myself into an unstoppable force (Charge), slow down time (also Charge), become invulnerable (also also Charge), remove/alter gravity as I see fit (Pull/Throw), render you into oblivion (Warp), and give you the once-in-a-lifetime experience of being at the epicenter of an exploding star (Nova).
So basically, I can win by degrees, or I can just win right now.

But yeah, nothing beats Vanguard, I'm just in love with melee combat. Biotic Charge is all I need in the end.Biotics.

Simple Answer for OP: Biotics. I'm Vanguard. Its fun. Go Vanguard.
More Complex Answer: In the trilogy, biotics. While tech is very USEFUL, it seems that the combat system itself seems designed more to support the mix of shooting (aka 'Combat') and powing others with telekinesis (aka 'Biotics'). Again, only 'more'; obviously there's increased interesting uses of tech as the series goes on. AI Hacking is always an interesting thing, then stuff like Tech Armor, Drones, and Turrets get happening. But this feels like more of a manipulation of existing design than a design catered to it like it is to shooting and moving stuff around (though granted, biotics effects on the world got somewhat nerfed since ME1). Tech is a fun-to-have that is balanced to make it just as valid a choice to go with, but I rarely see myself preferring it even if I wish I would.
In the franchise, tech. The potential has only begun to be shown. Bioware can make up better armors and weapons, more powerful and intriguing uses of biotics, ... I mean, of course they will. But 'tech' itself has no limit and for all we know, could end up being the force dragging combat and biotics in its direction. It really can be ANYTHING. Forget holo armor and turrets and drones and hacking synthetics - what about nanomachines that completely recreate the environment? Or turning all security systems in a level against the enemy? Or designing portable clones of intrinsically violent beasts to sic on an opposing squad? Or creating omni-anythings like a Green Lantern? Sure, Biotics may seem like the space magic of this setting, but I'd say that Tech could be considered the space GODLINESS. At least in the long run.

Something similar here, I LOVE Vanguards but overall I find Tech powers more useful.Tech. I love using powers like proximity mine, overload, snap freeze, among other powers. Even though I find biotics to be more powerful, I find more enjoyment in using tech powers.

Hell, even the Soldier in ME3 is essentially a mini-Engineer with the 3 elemental ammo types combined with Concussive Shot.
