Tough one, but mine are: Garrus, Tali, Wrex, Grunt, Kasumi, Liara, Legion, Javik, Anderson, Mordin, Miranda, The Illusive Man, and Jack.
So many favorites.

I have a lot of favorites, but I'd have to say Javik is my #1, his quotes are awesome, "Stand in the ashes of a trillion dead souls and ask the ghosts if honor matters... the silence is your answer." or "Only the foolish mourn the loss of innocence. It is inevitable. The galaxy has never rewarded the naive."

Cool to see Javik's pretty popular, he does have some great lines, 'tis true.
I especially loved just how, personality wise, he was completely the opposite of what I and am sure a lot of other people were expecting. Liara's reactions sort of mirrored my own to be honest.
Also one of the most tragic Mass Effect characters I think, and props to whoever designed his room on the Normandy SR-2. I thought there was a lot of interesting symbolism and themes being evoked by the room's design, and the sombre tone that Javik always set whenever talking in it.

I liked Jack the most. I liked her character arc, I liked her story, I liked her over-the-top-ness, the romance was really well handled as well and felt natural and mature. I also liked Zaeed a lot, the ruthless cunning veteran mercenary who also was a good buddy. My favorite team in ME2 was Zaeed and Jack + my soldier Shep

Grunt, hands-down. I can't help but feel a tad paternal towards that tank-bred, rage-filled toddler.
A close second is Thane. The religious aspect of his morally ambiguous character strikes the right chords in my book.
I also like Liara since her character grows and changes quite a bit from the first game.

But i like them all to be honest but those three are my favorite ones ( for now ).

Javik: I wouldn't know. Living a life of constant war, taking life in every battle...
Shepard: I see how it could be tough to see outside the box.

Props to Ike Amadi for his delivery as well. Great voice acting, as per usual.
I'm also torn with the choice regarding the memory shard.
A part of me thinks it would be the more fitting end for Javik, to join his people when the war is over, but then I love the idea of him working with Liara to release a book revealing the truth behind the Protheans... Since his life is already full of tragedy, I lean towards the latter, since I like Shepard's line "Let sleeping ghosts rest..." or something along those lines I think?

Mordin is number one. he's the best written character. He's also by far the most interesting eye emm aech oh
Wrex makes a good second. Pragmatic, worldly, violent but not beyond reason.
Tali makes a diiiistant third if only because her awkward adorkableness I find endearing. Legion would take this spot if Legion were an actual person
And that's kind of it. The rest I could take or leave.
