Physically, Legion. Giant gaping chest hole and all. There's something about the geth design (which I'm sure was wholly unintentional) that just rang my bell, big-time, with a giant rubber mallet. And Legion is the cream of the crop, so to speak.

Purple Shiala, Liara, and my FemShep are about it.  For some reason a lot of the women in ME tend to have very masculine features, I find a majority of the female characters rather akward to look at actually.
