The scariest moment for me was realizing I REALLY had to make a CHOICE on Virmire.
(Usually the hero can find an out. I was shocked to find there was no "third option" that time.)

ME2-****ing project Overlord, every 30 seconds some super ****ing scary face pops out on a screen, with a massive scream. First time I had my speakers on very loud, almost pissed myself, everyone in the house heard, and I spilled my drink... oh the embarassment.
That damn face >.< i was in the dark playing that with my headphones on not expecting a creepy green face to pop out needless to say i nearly had a panic attack with full on surround sound blasting in my ears. Amusingly i was watching my girlfriend play it like a few days later and i STILL jumped every single time even though i knew it was coming.

The part where the Rachni Queen uses the dead Asari to speak to you creeps me out, just cause of how its all twitchy.
excessive twitching of dead things talking through a giant demon bug queen makes me a tad bit nervous. Dont know why that is...
Also fighting Terminator Saren was pretty cool, even though I tooled that nub.

I'm starting to really, really hate the rachni's habit of popping up out of nowhere.
Also hated that derelict freighter where the Husks keep spawning all over the place.

There needs to be more of these, where there will be no third option. WIll make the game a hell of alot more emotional and tough.
And the scariest moment for me in ME1 would have to be the Thorian creepers on Feros. They really creep me out.
